Abstract: The one-dimensional numerical solution for a simple solar cell structure is discussed and compared with the simplified analytical approach. Ray tracing simulation of optical reflection and absorption in textured silicon solar cells is explained. An object oriented simulation environment for solar cell modelling, called PVObjects, is presented. It is implemented using the Mathematica programming language. Simulations are conducted using analytical models implemented in Mathematica or by interfacing with the simulation programs RAYN, MESH, and DESSIS. The commonly used band gap narrowing models do not describe heavily doped silicon emitters with sufficient precision. In contrast to previous studies, Fermi-Dirac statistics and a quantum mechanical band gap narrowing model are employed here. This new model is applied to the numerical simulation of the recombination properties of phosphorous-doped emitters. A detailed analysis of silicon on insulator thin film cells is presented. An analytical model for the external reflection of planar cells is developed. The optical properties of textured cells are described employing ray tracing simulation. The influence of epi-layer thickness and the recombination parameters on the electrical performance of planar and textured cells was investigated. 21.4 efficient rear-contact cells with interdigitated contact grids are analysed. The numerical simulation model employs circuit simulation. A shunt effect at the floating emitter junction is shown to cause a strongly reduced spectral response for low illumination levels. Losses due to the distributed metal resistance were determined to cause a fill factor decrease. When changing the surface concentration of the emitter diffusion from 5x10^18 to 1x10^18 cm-3, a relative improvement in efficiency of 3 was predicted. This modification has lead to a relative increase in the realised cell efficiency of 3.3
Die Physik der Solarzelle wird in mehreren Schritten dargestellt. Eindimensionale numerische Lösungen werden mit den analytischen Lösungen verglichen. Die optischen Eigenschaften texturierter Solarzellen werden per Strahlverfolgung ermittelt. Eine objektorientierte Umgebung zur numerischen und analytischen Solarzellensimulation namens PVObjects wurde in der Programmiersprache Mathematica entwickelt. Simulationen werden durch Aufruf der numerischen Programme RAYN, MESH und DESSIS durchgeführt. Die Beschreibung der Rekombinationseigenschaften hochdotierter Emitter wurde verbessert. Im Gegensatz zu vergangenen Studien wird ein quantenmechanisches Modell für den BGN-Effekt zur Berechnung des Emitters verwendet. Dieses neue Modell wird zur Berechnung phosphordotierter Emitter eingesetzt. Die Simulationen ergeben im Vergleich zum Standardmodell niedrigere Werte für die Löcherdichte an der Oberfläche hochdotierter Emitter. Die Arbeit beinhaltet eine Analyse von Dünnschichtsolarzellen aus kristallinem Silizium auf isolierenden Substraten. Die analytische optische Beschreibung planer Zellen berücksichtigt Vielfachreflexionen in den Schichten. Optische Eigenschaften texturierter Zellen werden durch Strahlverfolgung berechnet. Exakte numerische Referenzmodelle zur Simulation der elektrischen Eigenschaften wurden implementiert und der Einfluß der Dicke der elektrisch aktiven Schicht auf die Solarzellenparameter untersucht. Eine Analyse von Rückeitenkontaktzellen aus einkristallinem Silizium mit Spitzenwirkungsgraden von 21.4 wird vorgestellt. Das Simulationsmodell beinhaltet Strahlverfolgung, zweidimensionale elektrische Halbleitersimulation und Netzwerksimulation. Parametervariationen ergaben eine optimale Zelldicke im Bereich 100 µm bis 150 µm. Eine Wirkungsgraderhöhung von 3 relativ für eine Erniedrigung der bisher prozessierten Oberflächendotierkonzentration von 5x10^18 auf 1x10^18 cm-3 wurde experimentell verifiziert.
